I'm currently working on a high-frequency amplifier project, and I'm evaluating different RF MOSFETs for the design. I’m particularly concerned about parameters like gain, efficiency, thermal management, and impedance matching. Are there any key characteristics or figures of merit I should prioritize when choosing an RF MOSFET for operation above 100 MHz? Any insights would be greatly appreciated! |

Aim for a device where the transition frequency (f_T) is at least 2-3 times your operating frequency to Ragdoll Hit avoid gain roll-off. For broadband designs, select MOSFETs with flat gain across the desired bandwidth. |
